Ampleon introduces fully integrated 3-stage LDMOS Doherty MMIC enabling compact, high-efficiency 3.6–4.0 GHz small cell and massive MIMO designs

Nijmegen, The Netherlands, April 29, 2026 – Ampleon announces the B10G3640N16DL, a fully integrated 3-stage LDMOS Doherty MMIC designed to simplify RF power amplifier design while delivering high gain, efficient and reliable performance for wireless infrastructure, like small cells and massive MIMO base stations. Covering the 3.6 GHz to 4.0 GHz frequency range, the device integrates the complete Doherty architecture, including driver stages, carrier and peaking amplifiers, 50 Ohm input splitter, 50 Ohm output combiner and matching into a single compact package, enabling a new level of design simplicity and integration.

As wireless networks evolve toward denser deployments and multi-band operation, RF designers are increasingly challenged to reduce footprint, complexity and development time while maintaining efficiency and linearity. Traditional discrete designs require multiple stages, extensive matching networks and careful tuning, adding both cost and design risk. The B10G3640N16DL addresses these challenges by delivering a highly integrated, ready-to-use Doherty solution that significantly reduces external component count and simplifies implementation without compromising RF performance.

Operating at typical conditions, the device achieves power gain of 36 dB with drain efficiency 22 % at backed-off output levels, while delivering output power of 42 dBm at compression. This combination of high gain and efficient operation enables designers to minimize driver requirements and optimize overall system efficiency, particularly in multi-carrier and high-PAR signal environments.

The B10G3640N16DL is optimized for broadband operation across the full 3.6 GHz to 4.0 GHz range, supporting flexible deployment across multiple standards including LTE and 5G NR. Its excellent digital pre-distortion capability and linearity performance enable compliance with stringent spectral requirements, while maintaining stable and predictable behavior across operating conditions.

A key advantage of the device is its high level of integration, which includes internal input splitting, output combining and impedance matching to 50 Ω, where the full Doherty signal chain is contained within a single MMIC. This integration reduces design complexity, shortens development cycles and allows engineers to focus on system-level optimization rather than transistor-level implementation.

Designed for real-world deployment, the B10G3640N16DL offers strong ruggedness, with the ability to withstand load mismatch conditions up to 10:1 VSWR under defined operating conditions, ensuring reliable performance in dynamic RF environments. Its excellent thermal stability and integrated ESD protection further enhance reliability, making it well suited for compact, high-density radio units.
